w 稀土掺杂GaN材料的物性研究 摘 要 本论文主要研究铕掺杂GaN材料的相关特性。首先,以氧化钾(Ga2O3)为主要原料,以氧化铕(Eu2O3)为掺杂剂,经高温氨化合成GaN:Eu粉末。然后分别用X射线衍射(XRD)、扫描电子显微镜(SEM)和阴极荧光谱仪对样品的结构、形貌、阴极射线发光特性进行表征。分析显示:GaN:Eu粉末为六方纤锌矿结构;粉末中既有纳米颗粒也有微米颗粒,基本团聚在一起,粒径分布不均匀,尺寸的大小和氮化温度有关,而氮化镓颗粒大小又会影响铕离子发光特性;铕掺杂氮化镓发出红光,最佳掺杂浓度为2%。这一结果为将来稀土掺杂GaN的应用打下相关基础。 关键词 稀土掺杂氮化镓;X射线衍射;扫描电子显微镜;阴极射线 w Study on Properties of GaN:RE Powders Abstract The dissertation is to study the properties of GaN:Eu. The precursor is synthesized when Ga2O3 and Eu2O3 are used as raw material and doping agent respectively, and a brown powder is formed after the precursor is nitridized in alkaline air. X-ray powder diffraction (XRD) and scanning electron-microscope (SEM) were applied to characterize the compositions and morphologies of the products, and luminescence properties were measured by cathode Fluorescence Spectrophotometer. The results showed that the powder is nano-crystal GaN with hexagular wurtzite structure. Both nano-particles and micro-particles can be found in the powder, almost all the powders reunited together, the distribution of the particle size is inhomogeneous and the size of the particle is relevant to temperature. What’s more, the particle size of GaN would affect the luminescence properties of Europium ion. Eu-doped GaN glow red, the optimum doping concentration is 2%. The results lay a relevant basis for the future application of rare-earth-doped GaN.
