双极晶体管总剂量辐射效应及其表征方法研究的开题报告 【摘要】 随着芯片设计制造工艺的不断发展,电子器件的集成度不断提高,尤其是在微子米及纳米级别的集成电路中,双极晶体管成为了不可或缺的元器件。然而,电子器件在宇宙射线环境下长期运行时受到的总剂量辐射效应会导致器件性能的不稳定和寿命缩短,对于双极晶体管也同样如此。因此,对双极晶体管的总剂量辐射效应研究及其表征方法的研究具有极高的研究价值。 本文将重点研究双极晶体管在总剂量辐射环境下的辐射效应,包括辐照剂量对双极晶体管DC特性的影响、剂量率效应的研究以及限制性物种(ELDRS)效应的研究等。同时,本文将研究双极晶体管总剂量辐射效应的表征方法,包括电学特性测量方法、X射线光电子能谱(XPS)分析方法以及场效应扫描电镜(FESEM)等微观结构表征方法。通过对这些表征方法的研究,能够实现对双极晶体管总剂量辐射效应的准确评估,同时也为提高双极晶体管的总剂量辐射抗性提供技术支持。 【关键词】双极晶体管;总剂量辐射效应;表征方法 【Abstract】 With the continuous development of chip design and manufacturing technology, the integration of electronic devices is constantly improving. Especially in the micro and nano integrated circuits, bipolar junction transistor becomes an indispensable component. However, the total dose radiation effect of electronic devices in the cosmic radiation environment can lead to the instability of device performance and shorten the service life, which is the same for bipolar junction transistors. Therefore, the study of the total dose radiation effect of bipolar junction transistors and its characterization method has great research value. This paper will focus on the radiation effect of bipolar junction transistors in total dose radiation environment, including the influence of irradiation dose on the DC characteristics of bipolar junction transistors, the study of dose rate effect and the study of enhanced low dose radiation sensitivity (ELDRS) effect. At the same time, this paper will study the characterization method of total dose radiation effect of bipolar junction transistors, including the measurement method of electrical characteristics, X-ray photoelectron spectroscopy (XPS) analysis method and field-effect scanning electron microscopy (FESEM) microstructure characterization method. Through the study of these characterization methods, accurate evaluation of the total dose radiation effect of bipolar junction transistors can be achieved, and technical support for improving the total dose radiation resistance of bipolar junction t
