BGA返修与植球工艺分析

摘要：随着现代社会步入信息化时代，由于电子产品更新换代速度越来越快，计算机、移动设备、便携式设备等产品的普及，因此人们对电子产品的需求越来越高，集成电路的的技术也日新月异，由小规模集成电路发展到现如今的及大规模集成电路，IC芯片的特征尺寸就要越来越小，复杂程度就需要增加，因此为了适应这一发展要求，一些先进的高密度封装技术应运而生，BGA封装技术就是其中之一。

对BGA的种类和封装材料特性做简要说明,重点阐述BGA的返修步骤以及各步骤的具体操作方法。特别介绍了返修工艺中BGA的植球方法以及BGA重整锡球技术的应用。对BGA的返修有针对性地施加一些措施,对相关的返修工艺制作流程进行改良,寻求一种最佳的工艺方案,有效地抑制缺陷的产生。

Abstract:Withthemodernsocietysteppingintotheinformationage,duetothefasterandfasterreplacementofelectronicproductsandthepopularityofcomputers,mobiledevices,portabledevicesandotherproducts,peoplesdemandforelectronicproductsisgettinghigherandhigher,andthetechnologyofintegratedcircuitsisalsochangingwitheachpassingday.Fromsmall-scaleintegratedcircuitstopresent-dayandlarge-scaleintegratedcircuits,thecharacteristicsizeofICchipswillbecomesmallerandsmaller,andthecomplexitywillneedtoincrease.Therefore,inordertomeetthisdevelopmentrequirement,someadvancedhigh-densitypackagingtechnologiesemergeasthetimesrequire,amongwhichBGApackagingtechnologyisoneofthem.

ThetypesofBGAandthecharacteristicsofpackagingmaterialsarebrieflydescribed,withemphasisonthereworkstepsofBGAandthespecificoperationmethodsofeachstep.Inparticular,theballplantingmethodofBGAinreworkprocessandtheapplicationofBGAreformingtinballtechnologyareintroduced.SometargetedmeasuresareappliedtoBGArework,andrelatedreworkprocessesareimprovedtofindanoptimalprocessschemetoeffectivelyinhibitthegenerationofdefects.
