第 32卷 第 6期 2009年 6月 合 肥 工 业 大 学 学报 (自然科学版) JOURNAL OF HEFEI UNIVERSITY OF TECHNOI OGY Vol_32 No.6 Jun.2009 SnS2/SnS薄膜太阳能电池的制备与性能研究 、 李 兵 , (1.合肥工业大学 化学工程学院,安徽 合肥 工程学院,安徽 合肥 230009) 史成武 ’ 230009;2.合肥工业大学 李丽丽 , 王 岩。 应用物理系,安徽 合肥 230009;3.合Ile,~2业大学 材料科学与 摘 要:文章采用水热法合成 SnS2、SnS纳米晶体,用浸涂法制备了相应薄膜及其太阳能电池。用 XRD和 TEM分析了纳米晶体的晶型和颗粒形貌,用 SEM 对 SnS2薄膜进行了表征,测量了 snS2、SnS薄膜的 U、,_ Vis、Uv_vis—NIR吸收性能。结果表明,所制备的 Sn、SnS颗粒分别呈球形和片状结构且结晶性良好,Sn 薄膜的直接带隙为 2.6 eV、间接带隙为 2.2 eV,SnS薄膜的直接带隙为 1.2 eV,问接带隙为 1.0 eV,得到的 SnS2/SnS薄膜太阳能电池的短路电流密度为 1.1/iA/cm ,开路电压为 25 mV。 关键词 :水热法;SnSa;SnS;浸涂法;薄膜太阳能电池 中图分类号:0484 文献标识码:A 文章编号:1003—5060(2009)06—0826 04 Preparation and performance of SnS2/SnS thin film solar cels LI Bing , SHI Cheng-wu , LI Li—li , W ANG Yan。 (1.School of Chenfical Engineering,Held University of Technology,Hefei 230009,China;2.Dept.of Applied Physics,Hefei University of Technology,Hefei 230009,China;3.School of Material Science and Engineering ,Hefei University of Techn ology,Hefei 230009,China) Abstract:The SnSe and SnS nanoparticles were prepared via the hydrothermal method,and the SnS2/ SnS thin film solar cells were prepared by the dip-coating technique using the synthesized nanoparti— cles.The phase and morphology of the nanoparticles were characterized by XRD and TEM ,respec— tively,the SnS2 thin film was characterized by SEM ,and the UV—Vis and UV—Vis—NIR absorption properties of SnS2 and SnS thin film were measured.It was found that SnS2 and SnS nanoparticles were with good crystalline,and the SnS2 particles were spheric and the SnS particles had the shape of irregular plates.The direct and indirect band gaps of SnS2 thin film were 2.6 eV and 2.2 eV,respec— tively and those of SnS thin film were 1.2 eV and 1.0 eV,respectively. The solar cells produced a short circuit photocurrent density of 1.1 ttA/cm。and an open circuit voltage of 25 mV.
